Extended defects in II-VI semiconductor heteroepitaxial layers grown on GaAs substrates of various orientations

Abstract

CdTe layers are made by OMCVD on GaAs. The substrates have (311), (211), and (511) orientations. Straightforward rules allow to explain the various kinds of growth that are observed. They are based on the continuity of atomic planes at small angles to the plane of the interface. Des couches de CdTe ont été fabriquée par OMCVD sur GaAs. Les substrats avaient des orientations (311), (211) et (511). Des régles simples ont permis de comprendre les types de croissance observées. Elles tiennent compte de la continuité entre plans réticulaires de faible inclinaison par rapport á l'interface.
