1.55 μm DFB laser monolithically integrated with power amplifier array

Abstract

We present a highly efficient laterally-coupled 1.55 μm DFB laser monolithically integrated with multistage MMIs and SOAs, using low bias currents and providing an output power of ~100 mW with a low divergence angle.
